• Für die BGAs beeinflussen die intermetallische Phasen an den Metallisierungen die Beanspruchung im Lotvolumen, die sich an den Grenzflächen konzentriert, nur geringfügig. Als Ursache wird der vergleichsweise hohe Standoff im Vergleich zu den Schichtdicken gesehen. Analog gilt dies auch für die größeren Chipwiderstände.• Für die kleinen Chipwiderstände 0201 dominieren die intermetallische Phasen an den Metallisierungen das Ermüdungsverhalten, insbesondere im Lotspalt. Das dort befindliche Material zeigt nicht die üblicherweise auch im Lotspalt postulierten Kriecheigenschaften.• In intermetallischen Schichten erzeugt das thermische Mismatch eine große Stressbeanspruchung, die zur Schädigung der IMP oder BE/LP führen könnte. • Die Beschleunigungsfaktoren für die SAC Lote sind mindestens gleich oder größer als für SnPb Lote. Während aus ersten Simulationsergebnissen Coffin-Manson Exponenten von etwa 2 berechnet werden, ergeben die Schertests für kleine Belastungen vergleichsweise sehr hohe Lebensdauern und somit auch höhere Coffin-Manson Exponenten.
